Анотація
In this paper, new data is given on the time variation of memory cell parameters such as threshold voltage Un and resistance of amorphous phase R. These results supplemente the information on the deviation of the working parameters of the memory of the PCM. The dependence of the threshold voltage Un and resistance of the amorphous phase R on time t is shown.
